- 현재의 주사터널링현미경 나노리토그래피 기술을 이용해 수소 패시베이션 실리콘 표면의 수소 원자들을 한 dimmer row방향으로 탈착시켜 일차원적인 “dangling-bond (DB) wire”를 만들 수 있다. 본 논문에서는 armchair (3,3) single-walled 탄소 나노튜브가 DB wire에 흡착된 원자구조, 밴드구조 및 흡착 메커니즘을 Generalized Gradient Approximation과 pseudopotential 방법을 이용하여 이론적 연구를 하였다. 탄소 나노튜브가 DB wire와 반응하여 C-Si 본드를 형성하게 되면서 탄소의 π-bond 상태들과 실리콘의 dangling-bond 상태들간에 혼성화가 일어나는 것을 발견하였다. 이 혼성화에 의해 페르미 준위에서 π-bonding 밴드 와 π-antibonding 밴드가 서로 교차하는 (3,3) 탄소 나노튜브의 회전대칭이 깨지게 되었다. 그 결과, 흡착된 탄소 나노튜브는 밴드갭이 ~0.1 eV로 열리게 되어 도체-부도체 전이가 발생하게 되었다.; A recent scanning-tunneling-microscope nanolithography technique can fabricate one-dimensional ?dangling-bond (DB) wire? by the selective removal of H atoms from an H-passivated Si(001) surface along the Si dimer row. I theoretically investigate the bonding geometry, the band structure, and the binding mechanism of an armchair (3,3) single-walled carbon nanotube (CNT) adsorbed on the DB wire. It is found that the formation of C-Si bonds between the CNT and the DB wire gives rise to hybridization between the carbon π-bond states and the Si dangling-bond states. This hybridization breaks the rotational symmetry of the (3,3) CNT whose π-bonding and π-antibonding bands cross at the Fermi level. As a result, the adsorbed CNT opens an energy gap of ~0.1 eV, yielding a metal-to-semiconductor transition.
