Abstract
양자점은 입자의 크기에 따라 발광 파장이 다르게 나타나는 물질로, 높은 색순도와 발광 효율을 가지고 있다. 발광층을 양자점으로 사용하는 양자점 발광 다이오드 소자 (quantum dot light-emitting diode, QLED)는 백라이트 없이 제작되기 때문에 다양한 형태로 발전이 가능하여 차세대 디스플레이로 주목받고 있다. 여러 층의 유기물과 무기물 층으로 이루어진 QLED의 효율과 수명은 각 층의 전하 균형에 큰 영향을 받기 때문에 적합한 소재를 적용하는 것이 필수적이다. 본 연구에서는 무기물 소재인 바나듐 산화물을 QLED의 정공 주입층 적용에 대한 연구와 기존 CdSe 양자점을 대체하기위한 무독성의 InP 양자점을 발광층으로 적용하기 위한 연구를 진행하였다. 먼저 정공 주입층은 안정성이 높은 무기물 금속 산화물을 정공 주입층으로 적용하기 위한 연구를 진행하였다. 일함수가 크고 정공 이동도가 높은 바나듐 산화물을 스핀 코팅 공정 후, 표면 특성 개선을 위해 급속 열적 열처리법 (rapid thermal annealing, RTA)을 도입하여 수분 내로 결정화하였다. 공정 가스를 질소와 산소로 조절하여 각각 VO2와 V2O5를 형성하였다. 공정가스와 시간 조건에 따라 박막의 에너지 준위 최적화를 통해 정공의 주입도를 높였으며, 표면 결정화를 통해 정공 이동도를 높였다. Air에서 8분간 열처리로 형성된 V2O5의 경우, 전자와 정공의 균형을 맞추어 외부 양자 효율을 30.2%까지 높였으며, 이는 PEDOT:PSS만 소자의 외부양자 효율인 19.7%보다 높은 결과이다. 또한 동일한 전류에서 40 시간 동안 전압 차이가 거의 없는 것으로 보아 안정성면에서도 우수한 특성을 가짐을 확인하였다. 다음은 비 카드늄계 InP 양자점 QLED 제작을 위한 InP QD 합성과 디스플레이 최적화에 대한 연구를 진행하였다. 좁은 반치폭과 고 발광 효율을 갖는 양자점 합성을 위해 “size sorting 법”과 “HF treatment 법”을 도입하였다. Size sorting법을 통해 잔류 인듐 (I)과 인 (P) 전구체를 제거하고, 코어 크기를 제어하여 균일한 발광의 InP 코어를 합성하였다. 또한 HF treatment를 통해 코어 표면에 존재하는 결함을 제거하한 하여 발광 특성을 개선하였다. 이 후 쉘과 리간드 공정으로 반치폭 37.7 nm, 발광 효율 84.1%의 InP/ZnSeS/ZnS를 합성하였다. 이 후 합성된 InP 양자점을 발광층으로 사용하고, 바나듐 산화물을 정공주입층으로 사용한 QLED를 제작하였다. 정공 이동층 농도를 제어하여 정공 이동도 최적화하였고, VOx 층 삽입을 통해 VOx가 없는 소자의 EQE보다 약 1.6% 증가한 6.0%의 외부양자효율을 갖는 InP/ZnSeS/ZnS 양자점 QLED를 제작하였다. |Quantum dots are materials in which light emission wavelengths vary according to the size of particles and have high color purity and photoluminescence quantum yield (PLQY). Since a quantum dot light-emitting diode (QLED) using a emission layer as a quantum dot is fabricated without a backlight, it is possible to evaluate to various forms of display such as flexible and rollable and thus has attracted attention as a next generation display. Since QLED consists of multiple layers of organic and inorganic layers, it is essential to apply suitable materials because the efficiency and lifetime of the device are greatly affected by the charge balance of each layer. In this study, a study was conducted on the application of vanadium oxide, an inorganic material, to a hole injection layer of QLED, and to apply non-toxic InP quantum dots as an emission layer to replace toxic CdSe quantum dots. First, the hole injection layer was studied to apply inorganic metal oxides with high stability as the hole injection layer (HIL). Vanadium oxide with a large work function and high hole mobility was crystallized within a few minutes by introducing rapid thermal annealing (RTA) to improve surface properties after spin coating. The process gas was adjusted to nitrogen and air to form VO2 and V2O5, respectively. Depending on the process gas and time, the injection degree of holes was increased by optimizing the energy level of HIL, and the hole mobility was increased through surface crystallization. In the case of V2O5 formed by heat treatment in Air for 8 minutes, the external quantum efficiency (EQE) was increased to 30.2% by balancing electrons and holes, which is a result higher than the EQE of only PEDOT:PSS of 19.7%. In addition, it was confirmed that V2O5 has excellent property in terms of stability as there was a few voltage differences for 40 hrs at the same current. Next, a study was conducted on InP QD synthesis and device optimization for the non-cadmium InP quantum dots QLED. For the synthesis of quantum dots with narrow half width and high luminous efficiency, the "size sorting method" and "HF treatment method" were conducted. Through the size sorting method, residual indium (I) and phosphorus (P) precursors were removed, and the core size was controlled to synthesize a uniform light emitting InP core. In addition, light emission characteristics were improved by removing defects existing on the core surface through HF treatment. Then, by the shell and ligand process, InP/ZnSeS/ZnS having 37.7 nm of full width at half maximum (FWHM) and 84.1% of PLQY was synthesized. Thereafter, the synthesized InP quantum dot was used as emission layer, and a vanadium oxide as a HIL of QLED was manufactured. Hole mobility was also optimized by controlling the concentration of the hole transport layer. Lastly, through the insertion of the VOx layer to HIL, an InP/ZnSeS/ZnS quantum dot QLED with an EQE of 6.0%, an increase of about 1.6% from the EQE of the without VOx, was produced.
