최근 리소그래피 공정은 기판의 거대화와 더욱 작은 최소 선폭의 요구로써 감광제 최적의 두께와 균일도를 얻어야만 한다. 기판 위에 도포되는 감광제의 두께는 기판의 전체 범위에서 대체로 균일하다. 그러나 기판위의 단차에 도포된 감광제의 분포는 단차 주위에서 변화가 발생하며 이 변화는 단차의 크기와 형태에 따라 변한다. 작은 단차가 주기적으로 형성되어 있을 때 그 위에 분포되는 감광제의 절단면은 그 밑의 단차의 형태와 관련되는 방정식으로 정의된다. 우리는 이 논문에서 회전 도포시 강광제 표면을 예측할 수 있는 식을 찾기 위해 lubrication approximation을 적용하여 Navier-Stokes 방정식을 사용하였다. 마지막 감광제의 두께는 용매의 증발과 전열처리를 거치게 되며, 이때 감광제의 분포는 단차의 크기, 형태, 단차의 밀도에 따라 변했다. 우리는 이러한 영향을 지체적으로 개발한 리소그래피 예측 시뮬레이터인 LUV(Lithography for Ultraviolet)을 사용하여 단차 주위의 감광제 분포에 따른 선폭 변화를 통해 알아 보았다.
The photoresist coating should be optimized in thickness and uniformity with larger
substrate and smaller critical dimension. Resist thickness on a wafer can be roughly uniform, but thickness variation can occur around topology with the formation of a topology on a substrate. With a presence of a topology formed by narrow and periodic patterns, the photoresist thickness profile should be determined by an equation accountable for the underlying topography. To obtain the spun-on resist surface profile around a topographical feature, the equation combining mass continuity and Navier-Stokes equation using the lubrication approximation was used. The resulting thickness is changed with feature size, shape, density, and topology. The final dried resist thickness profile was obtained by applying the resist thickness reduction due to evaporation and soft bake. This non-uniformity in the resist thickness will affect critical dimension of the semiconductor device.
