Abstract
반도체 직접도 향상을 위한 광노광 공정은 해상도 향상을 위하여 그 사용 파장이 점점 짧아지고 있는데 현재 193 nm ArF excimer laser를 광원으로 사용하는데 이르렀다. 이에 머무르지 않고 노광 공정을 액체 속에서 실시하여 해상도를 더욱 향상시키는 immerison lithography가 시도되고 있다. Immersion lithography 기술에서는 물 또는 고굴절 액체를 사용함에 따라 높은 resolution을 실현하고, DOF(depth of focus)의 증가를 가져온다는 장점이 있다. 이것은 또한 더 짧은 파장을 사용하게 된다면 새로운 시스템의 교체 또는 개발에 대한 부담이 없이 기존의 193 nm 시스템을 이용할 수 있다는 이득도 있다. 하지만 이와 같이 노광 환경을 액체로 바꿈으로써 여러 가지 문제점이 발생되고 있는데, 본 연구에서는 193 nm immersion lithography에서 액체가 photorsist(PR)에 흡수되는 현상을 측정하기 위하여 타원해석기(ellipsometry)의 응용 가능성을 연구하였다. 실험에서 PR에 접촉시킨 액체는 순도가 높은 물과 고굴절 액체(JSR-HIL_001)를 사용하였는데, 물의 경우 PR에 흡수됨에 따라 swelling 현상이 발생하여 두께 증가로 나타났는데 이는 실시간 타원해석기를 적용하여 시간에 따른 두께 변화를 측정함으로써 그 반응정도를 분석해 낼 수 있었다. 그러나 고굴절 액체의 경우 물과 달리 두께 증가 현상은 없었다. 또한 imaging 타원해석기를 이용하였을 경우 짧은 시간에 발생하는 물의 흡수 현상을 표면 image 변화를 통해서 확인할 수가 있었고, 고굴절 액체의 경우 접촉에 대한 image 변화를 거의 관측할 수가 없었다. 이는 고굴절 액체의 분자량이 커서 PR속으로의 확산이 거의 일어나지 않았기 때문인 것으로 판단이 된다. Immersion lithography 공정에서 좀 더 우수한 resolution과 DOF를 얻기 위해 물 또는 그보다 굴절률이 높은 액체를 필요로 하는 시점에서 실시간 타원해석기를 이용한 액체 속의 PR을 실시간으로 측정하고, 또한 imaging 타원해석기를 통한 액체에 접촉된 PR표면을 이미지로 보는 등 이러한 타원해석기가 immersion lithography에서의 응용이 기대가 된다.; In situ spectroscopic ellipsometry, deep UV ellipsometry, and imaging ellipsometry were employed to study the absorption of immersion liquid by photoresist(PR) used for 193 nm immersion lithography. When 125 nm thick PR was soaked in water over a period of >30 minutes, ~5 % increase in thickness was observed. From the analysis of ellipsometric spectra covering from near infrared to deep UV, we could estimate less than 2 vol.% uptake of water by PR after completion of soaking. This resulted in very small decrease in refractive index of PR(~0.4 %). When imaging ellipsometry was used, the absorption of water by PR in much shorter period could be detectible. In imaging ellipsometry, the microscopic images of (Δ, Ψ) in small area are obtained thanks to two dimensional multi-channel detection systems such as CCD. Using imaging ellipsometer, we could observe the interaction of PR with water even upon 1 s of contact. Also, we found that the water absorption or interaction was not uniform over surface. More studies are required for the implication of this observation. Obviously, imaging ellipsometry is a good technique to inspect water mark in immersion lithography. We also repeated similar experiments for high index liquid (JSR HIL-001) but to find negligible change by imaging ellipsometry.
