Abstract
마이크로 전자 패키징을 구현하는데 있어서 솔더 접합부의 신뢰성은 접합부 계면에서 생성되는 금속간화합물의 취약한 특성으로 인해 패키징 전체에 있어 매우 중요하다. 특히, 주석을 기본으로 하는 무연 솔더와 기판 내의 금속 패드로 사용되는 Cu가 서로 반응하여 솔더 접합부를 형성하면, 접합부 계면의 Cu3Sn 내부 혹은 Cu3Sn/Cu 계면에서 미세 공공이 생성되면서 계면의 신뢰성이 크게 저하되며, Cu6Sn5와 Cu6Sn5/Cu3Sn 계면의 취성으로 인해 솔더 접합부의 신뢰성이 저하된다. 또한, 솔더 접합부에 큰 판상형의 Ag3Sn 상의 형성은, 외부의 열적-기계적 충격으로 인하여 솔더/Ag3Sn 계면을 따라 균열이 내부로 전파되어, 솔더 접합부의 신뢰성을 악화시키는 요인으로 작용하고 있다. 이와 같은 문제점을 해결하기 위한 하나의 방법으로 솔더에 다른 미량 원소를 첨가하여 솔더 접합부의 신뢰성을 향상시키려는 연구가 활발히 이루어 지고 있다. 미량 원소 중 Zn를 첨가하였을 때, 솔더 접합부의 미세 구조가 변하고 계면에서 금속간화합물의 성장이 억제되어 솔더 접합부의 신뢰성이 증가한다는 결과가 보고되었다. 하지만 Sn-Ag-Cu (SAC) 솔더에 미량의 원소를 첨가하여 4상의 합금 솔더를 제조할 때, 조성을 정확하게 조절하기가 어렵고 Zn가 포함된 솔더는 산화와 부식에 대한 저항성이 매우 약하여 리플로 공정에 사용하는 일반적인 플럭스를 적용하는 데 한계가 있으며 구리 기판에서의 젖음성이 저하되는 문제점이 있다. 본 연구실에서는 솔더에 미량의 Zn를 첨가하는 대신 Cu 젖음층에 Zn를 첨가함으로써 Cu-Zn 합금 젖음층을 개발하였으며, 솔더와의 계면 반응을 통해 Cu-Zn 합금 젖음층의 효과가 Zn가 함유된 솔더와 Cu와의 계면 반응과 유사하다는 사실을 보고하였다. 하지만, Cu-Zn 합금 젖음층을 형성할 때 사용되는 도금 용액은 환경에 유해한 시안계 욕을 기본으로 하고 있으며, Cu-Zn 젖음층의 함량 조절이 어려워 최적의 Zn 함량을 도출하는데 어려움이 있다. 그리고 Cu-Zn 젖음층이 적용된 솔더 접합부의 열적-기계적 신뢰성에 대한 평가는 아직까지 이뤄지지 않고 있다. 이러한 요소들은 Cu-Zn 솔더 젖음층이 실제 패키징 공정에 적용하는데 있어서 해결되어야 할 필수 요소들이다. 따라서, 본 연구에서는 무연 솔더와 친환경적인 비시안계 도금에서 형성된 Cu-Zn 합금 솔더 젖음층과의 반응에 있어서 Zn의 농도 변화가 계면에서 형성하는 금속간화합물의 성장에 미치는 영향을 조사하였다. 또한, 솔더와 Cu-Zn 솔더 젖음층 사이의 계면 반응이 기계적 혹은 열적-기계적 신뢰성에 어떤 영향을 미치는지를 연구하였다. 마지막으로, 미량의 Ni 원소가 첨가된 솔더와 Cu-Zn 사이의 계면 반응을 통해 Cu-Zn 솔더 젖음층과의 적합성에 대하여 고찰하였다. 2장에서는 Sn-3.0Ag-0.5Cu(SAC305) 솔더와 Cu-10Zn 기판 사이에서의 계면에서 형성되는 금속간화합물의 성장 메커니즘을 살펴보기 위하여 여러 시효 처리 온도에서 금속간화합물의 성장 거동을 조사하였으며, 특히 Cu-10Zn 기판에서의 금속간화합물의 성장이 억제되는 원인을 고찰하였다. Cu 시편의 경우, 모든 시효 처리 온도에서 Cu3Sn/Cu6Sn5의 이층구조가 형성되었으며, 많은 수의 미세공공이 Cu3Sn 상 내에 형성되었다. 이에 반해 Cu-Zn 시편에서는 Cu3Sn 상이 형성되지 않았으며, Zn의 농도가 매우 높은 Zn-축적층이 Cu6(Sn, Zn)5/Cu-10Zn 상의 계면에서 형성되었으며, Zn-축적층의 두께는 시효 처리 온도가 증가할수록 두껍게 형성되는 경향을 나타내었다. SAC305/Cu 계면에서의 금속간화합물의 성장은 확산에 의해 제어되었으며, SAC/Cu-10Zn 계면에서의 금속간화합물의 성장은 시효처리 시간이 100 시간 이하에서는 계면 반응에 의해, 100 시간 이상에서는 확산에 의해 각각 금속간화합물의 성장이 제어되었다. 금속간화합물의 성장 속도는 Cu-Zn 기판에서 현저하게 억제되었으며, 이러한 경향은 높은 시효 처리 온도에서 더욱 두드러지게 나타났다. 이는 SAC305/Cu-Zn 계면에서의 금속간화합물 성장에 대한 활성화 에너지가 매우 높기 때문으로 판단된다. 3장에서는 친환경적인 비시안계 Cu-Zn 도금액에서의 Cu-xZn 솔더 젖음층의 형성 과정 및 Zn 함량에 따른 SAC305 솔더와의 계면 반응에 대하여 조사하였다. Cu-xZn도금층의 Zn 조성은 가해준 전류 밀도가 증가함에 따라 증가하는 경향을 나타내었다. 전류 밀도를 변화시켜 Cu-20Zn, Cu-30Zn 및 Cu-45Zn 솔더 젖음층을 형성하였으며, Cu와 시안계에서 형성된 Cu-20Zn젖음층의 계면 반응과 비교 평가하였다. 리플로 공정 이후의 계면에서 형성된 금속간화합물은 Zn의 함량이 증가함에 따라 점차 두께가 얇아지는 경향을 보였다. 1000 시간 동안 시효 처리를 실시하는 동안, 솔더/Cu 계면에서는 잘 알려진 Cu3Sn 상과 Cu6Sn5 상이 두껍게 형성되었다. 시안계 및 비시안계 도금액에서 형성된 Cu-20Zn의 경우, Cu3Sn 상은 형성되지 않았으며, Cu6(Sn, Zn)5/Cu-20Zn 계면에서 매우 얇은 Cu(Zn, Sn)상이 불연속적으로 관찰되었다. 솔더/Cu-30Zn 계면에서는 솔더/Cu-20Zn와 같이 Cu3Sn상의 성장은 없었으며, 금속간화합물의 성장은 솔더/Cu-20Zn 계면에 비해 더 많이 억제되었다. Zn의 조성이 45 wt%로 증가하면서, 계면에서의 전체 금속간화합물의 성장은 매우 가속화되었다. Cu5(Sn, Zn)5 상의 두께는 Cu-xZn (x=20, 30, 45 wt%) 시편에서 거의 비슷하게 나타났으나, 많은 수의 Zn 원자가 계면 반응에 참여하여 급속한 Cu(Zn, Sn)상의 성장을 초래하였다. 솔더/Cu-45Zn에서의 금속간화합물의 성장 거동은 계면 반응에 의해 제어되었으며 이는 Zn-축적증의 성장 및 과도한 Cu(Zn, Sn)상의 형성에 기인한 것으로 판단된다. 본 연구를 통해, 비시안계 도금액에서 형성된 Cu-Zn 솔더 젖음층은 기존의 시안계에서 형성된 Cu-Zn 솔더 젖음층과 솔더 사이의 계면 반응과 같은 경향을 나타내었으며, 기존의 시안계 도금액을 친환경적인 비시안계 도금액으로 대체할 수 있을 것으로 예상된다. 또한, Cu-xZn 솔더 젖음층과 솔더와의 계면 반응에서 Zn의 조성은 일정 수준에서의 Cu(Zn, Sn)상의 형성을 초래할 수 있는 범위 내에서 제어되어야 한다는 것을 제시하였다. 4장에서는 솔더와 Cu-Zn 솔더 젖음층이 반응할 때의 솔더 접합부의 미세 구조 및 계면에서 형성되는 금속간화합물의 성장이 억제되는 원인을 조사하였다. 리폴로 횟수를 1회 및 10회로 Cu-20Zn 솔더 젖음층과 반응한 Sn-4.0Ag-0.5Cu (SAC405) 솔더 접합부에서 솔더만 제거한 후 DSC를 측정하였으며, 리플로 횟수가 1회일 때와 10회일 때의 과냉도는 각각 14°C와 7°C로 Zn가 솔더 내로 고용되면서 과냉도가 Cu 젖음층과 반응한 솔더에 비해 크게 감소하였다. 과냉도가 낮아짐으로 인하여 SAC405/Cu 솔더 접합부에 비해 β-Sn수지상이 조대화되었으며, 공정상의 비율이 증가하는 경향성을 나타내었다. 계면의 금속간화합물의 성장 거동은 SAC405/Cu-20Zn가 SAC405/Cu에 비해 현저하게 억제되었으며 특히 Cu3Sn 상은 전혀 성장하지 않았다. Zn의 함량을 30 wt%로 증가하게 되면, SAC405/Cu-20Zn에 비해 더욱 금속간화합물의 성장이 억제되며 이러한 원인은 Zn를 Cu 젖음층에 첨가함으로써, Cu6(Sn, Zn)5/Cu-Zn의 계면에서 Zn-축적층이 생성되었고, Zn의 함량이 증가함에 따라 Zn-축적층의 Zn 농도 및 두께가 증가하여 Cu와 Sn의 상호 확산을 효과적으로 방해는 역할을 하게 되어 계면에서 금속간화합물의 성장을 억제하는 것으로 판단된다. 5장에서는 보드레벨에서 Cu와 Cu-Zn 층을 이용한 솔더 접합부의 낙하 충격 신뢰성을 비교 평가하였다. Cu-Zn/SAC/Cu-Zn 시편의 경우 초기 리플로를 하였을 때 불량이 발생하는 평균 낙하 수는 300이상이었으며, Cu/SAC/Cu 시편의 평균 낙하수는 200 미만으로 나타났다. Cu/SAC/Cu 시편의 경우, 시효처리 시간이 증가함에 따라 평균 낙하수는 큰 폭으로 감소하였지만, Cu-Zn/SAC/Cu-Zn 시편은 불량이 발생하는 평균 낙하수의 감소폭이 보다 완만하게 나타났다. Cu 층에 Zn를 첨가함으로써 솔더와 젖음층 사이에서 형성된 금속간 화합물의 성장 및 미세 공공의 형성이 억제되었고, 솔더 접합부의 과냉을 감소시킴으로써 큰 판상형의 Ag3Sn 상의 형성을 억제함으로써 Cu-Zn/SAC/Cu-Zn 솔더 접합부에서 Cu/SAC/Cu 솔더 접합부보다 낙하 충격에 대한 저항성 및 신뢰성이 향상되었다. 이는 무연 솔더에 Zn를 첨가하여 낙하 충격 신뢰성을 향상시킨 것과 동일한 효과를 나타냈음을 확인하였다. 6장에서는 Cu-Zn 솔더 젖음층이 적용된 솔더 접합부의 열적 신뢰성 및 열적-기계적 신뢰성을 시효 처리 및 열주기(thermal cycling, TC) 시험을 통해 Cu 솔더 젖음층이 적용된 솔더 접합부와 비교 평가하였다. 실리콘 기판 위에 데이지 체인의 금속 배선층을 형성한 뒤, Cu 필러 및 Sn-2.5Ag 층을 각각 50 μm, 20 μm 도금하였다. 리플로 공정을 통해 도금된 Sn-2.5Ag층을 구형으로 만들어 실리콘 칩을 형성하였다. 인쇄회로기판의 패드에 Cu와 Cu-20Zn 젖음층을 각각 10 μm로 도금한 뒤, 플립칩 본더를 통해 칩과 기판을 정렬한 뒤 리플로 공정을 통해 Cu 필러/Sn-Ag/Cu (Cu 시편) 및 Cu 필러/Sn-Ag/Cu-Zn (Cu-Zn 시편) 솔더 접합부를 형성하였다. Cu 및 Cu-Zn 시편의 초기 저항값은 약 0.5 Ω으로 측정되었다. 칩과 기판 사이를 언더필 물질로 채운 후 3000 회까지 TC를 진행되었으며, Cu 및 Cu-Zn 시편의 전기적 특성은 거의 변화하지 않았으며, 불량이 된 시편도 없었다. Cu 시편의 경우, Cu 필러와 Cu 패드에서의 Cu3Sn 상 및 Cu6Sn5 상의 두께는 거의 비슷하게 나타났으며, Cu3Sn 상에 미세공공이 형성되었다. Cu-Zn 시편의 경우, Cu 필러와 솔더 사이에 형성된 금속간화합물의 성장은 Cu 시편에서의 금속간화합물 성장 속도보다 낮게 나타났다. 특히, Cu3Sn 상의 성장이 크게 억제되었으며 Cu3Sn 상 내에 미세공공이 거의 발견되지 않았다. 하지만, Cu-Zn 패드에서는 Cu3Sn상이 형성되지 않았음에도 불구하고 Cu6(Sn, Zn)5상의 두께는 Cu 필러에서의 전체 금속간화합물 두께와 거의 비슷한 경향을 나타내었다. Cu 필러와 Cu-20Zn 사이의 교차 반응은 Cu의 농도 및 Cu-Zn 기판 내의 결합 에너지와 연관성이 있는 것으로 판단된다. 한편, 언더필 공정을 하지 않은 시편에서는, Cu 시편에 비해 Cu-Zn 시편에서 30%의 열적-기계적 신뢰성이 향상되었다. 이는 Zn가 솔더 내로 고용되어 솔더 접합부의 미세 구조를 변화시켰기 때문으로 판단된다. Cu 및 Cu-Zn 시편에 대한 열적 신뢰성을 비교한 결과, 금속간화합물의 성장 거동은 TC 시험을 진행한 것과 비슷한 경향을 나타내었다. 본 연구를 통해, Cu-Zn 솔더 젖음층이 적용된 솔더 접합부의 열적-기계적 신뢰성이 향상된 것을 확인하였다. 7장에서는 Sn-Ag-Cu 솔더 내 Ag의 함량이 적고 미량의 Ni이 첨가된 Sn-1.2Ag-0.5Cu-0.05Ni(SAC-Ni) 솔더와 Cu-20Zn 솔더와의 계면 반응을 통해 Ni과 Zn의 금속간화합물의 성장에 대한 영향을 Sn-1.0Ag-0.5Cu(SAC105) 솔더와 비교하여 조사하였다. SAC105/Cu와 SAC-Ni/Cu-20Zn 솔더 접합부에서는 조가비 형상의 Cu6Sn5와 Zn가 고용된 Cu6(Sn, Zn)5 상이 리플로 이후 각 계면에 형성되었다. 미량의 Ni이 계면 반응에 참가하면서, 두꺼운 층상 구조의 (Cu, Ni)6Sn5 및 (Cu, Ni)6(Sn, Zn)5 상이 SAC-Ni/Cu 및 SAC-Ni/Cu-20Zn 계면에서 각각 형성되었다. 시효 처리 이후, SAC105/Cu 계면에서는 Cu3Sn/Cu6Sn5의 이층구조 및 Cu3Sn 상 내부의 미세공공이 형성되었다. SAC105/Cu-20Zn 계면에서는 Cu6(Sn, Zn)5상이 얇게 성장하였으며 Cu6(Sn, Zn)5/Cu-20Zn 계면에서 Cu(Zn, Sn) 상이 불연속적으로 형성되었다. SAC-Ni/Cu 계면에서는 Cu3Sn상의 성장과 미세공공의 형성이 현저히 억제되었으나, (Cu, Ni)6Sn5상의 성장이 가속화되었다. SAC-Ni/Cu-20Zn 계면에서는 SAC105/Cu-20Zn 계면과 같이, (Cu, Ni)6(Sn, Zn)5상이 주로 성장하였으며 (Cu, Ni)6(Sn, Zn)5상 아래에 Cu(Zn, Sn) 상이 불연속적으로 형성되었다. SAC-Ni/Cu 계면에서 나타난 (Cu, Ni)6Sn5 상의 급속한 성장이 Cu-20Zn 젖음층과의 반응에 의해 뚜렷하게 억제되었으며, Cu3Sn 상의 형성도 같이 억제된 것을 확인하였다.|The near-ternary Sn-Ag-Cu (SAC) alloys have been widely used as a solder material in the microelectronic packaging industry because of their relatively good soldering performance, excellent mechanical properties, relatively low melting temperature, good thermal fatigue reliability, as well as their compatibility with the current components. However, with SAC solder on a Cu pad, solder joints still cause reliability issues such as rapid consumption of Cu layer, excessive growth of intermetallic compounds (IMCs), large Ag3Sn plates and microvoids formation during the reaction of Sn-Ag-Cu alloys with the Cu layer. To enhance the solder joint reliability, the addition of forth alloying elements to Sn-based solders has been extensively studied. In particular, the beneficial effect of adding a small amount of Zn is outstanding since the addition of Zn to solder modified the microstructure of bulk solder and controlled the growth of interfacial intermetallic compound (IMC) at the interface, leading to the enhancement of the solder joint reliability. However, Sn-based solders containing Zn are susceptible to oxidation and corrosion and have poor wetting properties. Cu-Zn solder wetting layer as a promising Pb-free solder wetting layer has been developed to solve the problems of Zn containing solder in our laboratory and we have already demonstrated that the effect of Zn addition to Cu solder wetting layer was almost equal to the effect of Zn addition solder on the modification of the microstructure of solder and the suppression of the interfacial IMC growth. However, the formation of Cu-Zn solder wetting layer was primary formed in toxic cyanide bath and the Zn concentration in Cu-Zn layer was fixed to 20 wt% so that the optimum Zn concentration could not be deduced in our previous study. In addition, the study regarding the thermo-mechanical reliability of solder joints formed with Cu-Zn solder wetting layer did not perform yet. Those factors should be solved to apply the Cu-Zn layer to packaging industry. Therefore, this thesis includes three main objectives. The first is to succeed in electroplating a reliable Cu-Zn solder wetting layer from eco-friendly cyanide-free plating solution and investigate the delayed interfacial IMC growth mechanism at the solder/Cu-Zn interfaces. Secondly, mechanical and thermo-mechanical reliability of solder joints formed with Cu-Zn wetting layer were verified through the drop impact test and thermal cycling test. Finally, the interfacial reaction between minor Ni-doped low-Ag-level SAC solder and Cu-20Zn layer was investigated the practicality with conventional solder and minor alloying element doped-solder. To approach the application to the field, focusing on the interfacial microstructure at the solder/Cu-Zn interface and evaluation of the solder/Cu-Zn solder joints was investigated systematically in this study. Chapter 2 describes the growth kinetics of an IMC layer formed at the interface between SAC 305 solders and Cu-10Zn alloy substrates which were aged at different temperatures. Typical bi-layer of Cu6Sn5 and Cu3Sn and numerous microvoids were formed at the SAC/Cu interfaces after aging, while Cu3Sn and microvoids were not observed at the SAC/Cu-Zn interfaces. IMC growth on the Cu substrate was controlled by volume diffusion in all conditions. In contrast, IMC growth on Cu-Zn samples was controlled by interfacial reaction for a short aging time and volume diffusion kinetics for a long aging time. The growth rate of IMC on Cu-Zn substrate was much slower due to the larger activation energy and the lower layer growth coefficient for the growth of Cu-Sn IMC. This effect was more prominent at higher aging temperatures. In chapter 3, based on the information of previous chapter, Cu-xZn solder wetting layers were developed through eco-friendly non-cyanide plating solution and the Zn concentration effect in Cu-xZn substrate on interfacial reaction with Sn-3.0Ag-0.5Cu solder was investigated. The concentration of Cu-xZn solder wetting layer was tunable by controlling the applied current densities. As the Zn concentration in Cu-xZn layer increased to 30 wt%, the interfacial IMC growth was sufficiently suppressed. At the Cu-45Zn interface, the formation of Cu(Zn, Sn) was accelerated, inducing the thickening of the overall IMC thickness. Those the formation of Cu(Sn, Sn) and CuZn phase is related to the reaction-controlled growth mechanism at the solder/Cu-45Zn interface. Chapter 4 reports the mechanism of the delayed IMC growth at the interface between SAC solder and electroplated Cu-20Zn and Cu-30Zn solder wetting layer during isothermal aging. Increasing with the Zn concentration in Cu-xZn layer led to the delayed IMC growth. Since the solubility of Zn in Cu6Sn5 was limited, Zn atoms accumulated at the Cu6(Sn, Zn)5, forming Zn-rich layer. The concentration and the thickness of Zn-rich layer were related to the composition of Cu-xZn layer. The diffusion of Cu in Cu-Zn into SAC solder was suppressed the Zn-rich layer (CuZn phase + Cu(Zn, Sn) phase) formed at the Cu6Sn5/Cu-Zn interface plays a role as a diffusion barrier of interdiffusion of Cu and Sn. In chapter 5, Board-level drop impact reliability was evaluated with Sn-Ag-Cu solder joints formed on electroplated Cu-Zn layers. The microstructure of each solder joint is investigated and the number of drops to failure is plotted through Weibull distribution. By adding Zn into the Cu wetting layer, the formation of large a Ag3Sn plate was suppressed in the solder, interfacial intermetallic compound (IMC) growth was reduced in the solder/Cu-Zn interface comparing to the solder/Cu interface. Also, the formation of Cu3Sn IMC and microvoids did not form in the Cu6Sn5/Cu-Zn interface after reflow and subsequent thermal aging. At the same aging condition, the drop resistance of the Cu-Zn/SAC/Cu-Zn solder joints was better than that of Cu/SAC/Cu solder joints. The enhanced drop impact reliability of the solder joints was ascribed to the beneficial effect of Zn in the Cu-Zn layer. Chapter 6 reports the practicality of the Cu-Zn solder wetting layer formed in eco-friendly non-cyanide plating bath is discussed. Cu pillar bumps with Sn-2.5Ag capping layers on Si substrate and Cu-Zn layer plated PCB substrate were flip-chip joined and thermo-mechanical reliability was evaluated with or without underfill process through thermal cycling test. In addition, the cross-interaction at the Cu pillar/Sn-Ag/Cu-20Zn interfaces was investigated. The concentration gradient between upper Cu and bottom Cu-Zn in the Cu pillar/Sn-Ag/Cu-Zn solder joint affects the interfacial growth on both Cu pillar and Cu-Zn layer. Chapter 7 focuses on the interfacial reactions between lower-Ag-content Sn-Ag-Cu solder without or with a small amount of Ni and Cu-20Zn solder wetting layer formed in cyanide-free bath. Cu-Zn solder wetting layer as a promising Pb-free solder wetting layer has been developed to solve the problems of Zn containing solder in our laboratory and we have already demonstrated that the effect of Zn addition to Cu solder wetting layer was almost equal to the effect of Zn addition solder on the modification of the microstructure of solder and the suppression of the interfacial IMC growth. However, the formation of Cu-Zn solder wetting layer was primary formed in toxic cyanide bath and the Zn concentration in Cu-Zn layer was fixed to 20 wt% so that the optimum Zn concentration could not be deduced in our previous study. In addition, the study regarding the thermo-mechanical reliability of solder joints formed with Cu-Zn solder wetting layer did not perform yet. Those factors should be solved to apply the Cu-Zn layer to packaging industry. Therefore, this thesis includes three main objectives. The first is to succeed in electroplating a reliable Cu-Zn solder wetting layer from eco-friendly cyanide-free plating solution and investigate the delayed interfacial IMC growth mechanism at the solder/Cu-Zn interfaces. Secondly, mechanical and thermo-mechanical reliability of solder joints formed with Cu-Zn wetting layer were verified through the drop impact test and thermal cycling test. Finally, the interfacial reaction between minor Ni-doped low-Ag-level SAC solder and Cu-20Zn layer was investigated the practicality with conventional solder and minor alloying element doped-solder. To approach the application to the field, focusing on the interfacial microstructure at the solder/Cu-Zn interface and evaluation of the solder/Cu-Zn solder joints was investigated systematically in this study. Chapter 2 describes the growth kinetics of an IMC layer formed at the interface between SAC 305 solders and Cu-10Zn alloy substrates which were aged at different temperatures. Typical bi-layer of Cu6Sn5 and Cu3Sn and numerous microvoids were formed at the SAC/Cu interfaces after aging, while Cu3Sn and microvoids were not observed at the SAC/Cu-Zn interfaces. IMC growth on the Cu substrate was controlled by volume diffusion in all conditions. In contrast, IMC growth on Cu-Zn samples was controlled by interfacial reaction for a short aging time and volume diffusion kinetics for a long aging time. The growth rate of IMC on Cu-Zn substrate was much slower due to the larger activation energy and the lower layer growth coefficient for the growth of Cu-Sn IMC. This effect was more prominent at higher aging temperatures. In chapter 3, based on the information of previous chapter, Cu-xZn solder wetting layers were developed through eco-friendly non-cyanide plating solution and the Zn concentration effect in Cu-xZn substrate on interfacial reaction with Sn-3.0Ag-0.5Cu solder was investigated. The concentration of Cu-xZn solder wetting layer was tunable by controlling the applied current densities. As the Zn concentration in Cu-xZn layer increased to 30 wt%, the interfacial IMC growth was sufficiently suppressed. At the Cu-45Zn interface, the formation of Cu(Zn, Sn) was accelerated, inducing the thickening of the overall IMC thickness. Those the formation of Cu(Sn, Sn) and CuZn phase is related to the reaction-controlled growth mechanism at the solder/Cu-45Zn interface. Chapter 4 reports the mechanism of the delayed IMC growth at the interface between SAC solder and electroplated Cu-20Zn and Cu-30Zn solder wetting layer during isothermal aging. Increasing with the Zn concentration in Cu-xZn layer led to the delayed IMC growth. Since the solubility of Zn in Cu6Sn5 was limited, Zn atoms accumulated at the Cu6(Sn, Zn)5, forming Zn-rich layer. The concentration and the thickness of Zn-rich layer were related to the composition of Cu-xZn layer. The diffusion of Cu in Cu-Zn into SAC solder was suppressed the Zn-rich layer (CuZn phase + Cu(Zn, Sn) phase) formed at the Cu6Sn5/Cu-Zn interface plays a role as a diffusion barrier of interdiffusion of Cu and Sn. In chapter 5, Board-level drop impact reliability was evaluated with Sn-Ag-Cu solder joints formed on electroplated Cu-Zn layers. The microstructure of each solder joint is investigated and the number of drops to failure is plotted through Weibull distribution. By adding Zn into the Cu wetting layer, the formation of large a Ag3Sn plate was suppressed in the solder, interfacial intermetallic compound (IMC) growth was reduced in the solder/Cu-Zn interface comparing to the solder/Cu interface. Also, the formation of Cu3Sn IMC and microvoids did not form in the Cu6Sn5/Cu-Zn interface after reflow and subsequent thermal aging. At the same aging condition, the drop resistance of the Cu-Zn/SAC/Cu-Zn solder joints was better than that of Cu/SAC/Cu solder joints. The enhanced drop impact reliability of the solder joints was ascribed to the beneficial effect of Zn in the Cu-Zn layer. Chapter 6 reports the practicality of the Cu-Zn solder wetting layer formed in eco-friendly non-cyanide plating bath is discussed. Cu pillar bumps with Sn-2.5Ag capping layers on Si substrate and Cu-Zn layer plated PCB substrate were flip-chip joined and thermo-mechanical reliability was evaluated with or without underfill process through thermal cycling test. In addition, the cross-interaction at the Cu pillar/Sn-Ag/Cu-20Zn interfaces was investigated. The concentration gradient between upper Cu and bottom Cu-Zn in the Cu pillar/Sn-Ag/Cu-Zn solder joint affects the interfacial growth on both Cu pillar and Cu-Zn layer. Chapter 7 focuses on the interfacial reactions between lower-Ag-content Sn-Ag-Cu solder without or with a small amount of Ni and Cu-20Zn solder wetting layer formed in cyanide-free bath. The evolution of interfacial microstructure formed at the solder interface after reflow and isothermal aging was characterized, and the combination effect of Zn and Ni element on IMC growth behavior is discussed.
