TY - THES AU - 박광희 DA - 2011/02 PY - 2011 UR - https://repository.hanyang.ac.kr/handle/20.500.11754/139616 UR - http://hanyang.dcollection.net/common/orgView/200000415873 AB - 최근, 기술의 발전과 인터넷 보급이 활성화되면서 PC 뿐만 아니라 모든 단말기가 네트워크에 상시 접속되어, 누구든지 시간과 장소에 제약이 없이 다양한 서비스를 제공 받을 수 있는 유비쿼터스 환경의 사회로의 진입이 가시화되고 있다. 현대 사회가 고도의 디지털 정보화 시대로 접어들면서 정보 저장기술이 핵심기술 분야로 각광받고 있는데 그 중 핵심 기술 중의 하나는 차세대 메모리 분야이다. 현재 메모리 시장 중 DRAM은 55%, 플래시 메모리는 35%를 차지하고 있으며, 이들 두 메모리가 전체 메모리 시장을 양분하고 있다. DRAM은 cost 및 random access가 가능하다는 장점을 가지고 있지만 휘발성이라는 단점을 가지고 있으며, 플래시 메모리는cost 및 비휘발성의 장점을 보유하고 있으나 random access가 불가능하다는 단점을 보유하고 있다. 본 논문에서 연구한 PoRAM은 동작 속도가 (write/erase time)가 매우 빠르며 Capacitor가 필요 없는 1R 또는 1D1R 구조로 공정이 단순하고 다른 차세대 비휘발성 메모리 소자인 PRAM, FeRAM, NFGM, ReRAM에 비해 Initial Feature Size가 4F2로 가장 집적도가 높다. 그러나 동작 Mechanism이 명확하게 밝혀지지 않았고, Endurance(Write/Erase Cycles)와 Retention 등 신뢰성 문제가 발생하고 있는 상황이다. Bistable한 유기물의 특성 및 Mechanism에 대한 연구가 필요하다. 본 논문은 연구한 PoRAM 가운데 하나인 저분자 유기 비휘발성 메모리 소자에 있어 Ni nanocrystals의 두께가 어떻게 Ni nanocrystal을 형성하고 이렇게 형성된 Ni nanocrystal이 메모리 특성에 미치는 영향에 대해 연구하였다. O2 plasma oxidation 방법을 이용해 Ni 층을 oxidation 시킬 때 일정한 간격에 균일한 크기의 nanocrystal 형성과 터널링 barrier 역할을 하는 산화막을 형성할 수 있었다. Ni 층의 두께를 다르게 하여 Ni nanocrystal size, deviation 등이 미치는 영향에 대해 전기적 특성 및 물리적 화학적 분석을 실시하였다. 소자는 in-situ 공정으로 Al electrode / Small-molecule organic (Alq3) / NiO로 둘러싸인 Ni nanocrystals / Small-molecule organic (Alq3) / Al electrode 의 구조로 제작하였으며 메모리 특성을 분석하기 위해 전기적 특성 분석을 실시한 후에 TEM (Transmission electron microscope), AES (Auger electron spectroscopy), XPS (X-ray photoelectron spectroscopy) 등의 분석 장비를 이용하여 물리적, 화학적 분석을 시행하였다.| Currently, an organic nonvolatile memory has attracted much interest as one of candidate devices for next generation nonvolatile memory because of its simple process, small device size, and high speed. This study shows a process to form Ni nanocrystals layer having regular shaped and uniformly distributed nanocrystals using in-situ O2 plasma oxidation. Inaddition, we investigate the effect of the metal nanocrystals thickness for electrical characteristics. We developed small-molecule nonvolatile memory-cells fabricated with the sandwiched structure of Al / Alq3 (Aluminumtris(8-hydroxyquinoline)) / Ni nanocrystals surrounded by NiO / Alq3 / Al. The metal nanocrystals layer was deposited by using a high-vacuum thermal evaporation method and the amorphous oxide layer was formed by O2 plasma oxidation method. To confirming the effect of metal nanocrystals thickness, Ni nanocrystals layer formed with various thicknesses, i.e., about 3 , 8, and 10nm. As a result, increasing Ni nanocrystals thickness, average size of Ni nanocrystals is increased. However, Ni nanocrystals for 8 nm thickness show the smallest deviation of Ni nanocrytals size and the highest density of Ni nanocrystals. The small-molecule nonvolatile memory embedded with Ni nanocrystals layer of 8 nm thickness represents symmetric memory characteristics, stable I-V curve and good endurance cycles. On the other hands, the small-molecule nonvolatile memories embedded with Ni nanocrystals layer of 3 and 10 nm thickness show unstable memory characteristics.
