Abstract
The extreme ultra-violet (EUV) lithography is essential technology for sub-1x nm pattern in terms of cost and simplification. However, EUV lithography has higher sensitivity for critical dimension (CD) distortion by aberrations than optical lithography (OL) since the wavelength of EUV lithography is an order of magnification smaller than OL. In addition, EUV lithography has slit effect which is azimuthal angle of bent slit dependent CD variation by using reflective optics. In EUV lithography, these two factors exacerbate CD uniformity on wafers. The wavefront error (WE) described as the unit of wavelength, is optical path difference (OPD) which is generated due to non-ideal optical systems. Aberration is defined that CD distortion due to WE. The complex wavefront error distribution at out of pupil is defined as radial symmetric or asymmetric aberrations through Zernike polynomials (ZP). Each Zernike aberration has different effect on the patterning depending on the wavefront error distribution. In this paper, we investigated CD distortion caused by 3rd-order astigmatism, coma, and spherical aberration which are the primary Zernike aberration for the different pin-bar pattern directions using rigorous simulation tool. The H-V bias due to astigmatism at the center of the slit, CD difference by coma, and CD variation due to spherical aberration contribute to local CD non-uniformity. Based on the WE performance of the NXE:3400B equipment, the maximum local CD non-uniformity is about 0.15 nm by astigmatism, 0.35 nm by coma, and 0.1 nm by spherical aberration. Moreover, by evaluating the slit effect and the global CD uniformity by aberration in the mask exposure slit, it can be found that both slit effect and aberration effects contribute to the global CD non-uniformity. However, CD distortion caused by aberration effects across the mask exposure slit can be considered individually and same amount at the center of slit. These local and global CD non-uniformity can be worse by defocus from image plane. Therefore, we found that the maximum global CD non-uniformity caused by aberration apart from slit effect could be up to about 0.35 nm and it had about 90 % of contribution account for the performance of the current exposure platform in EUV lithography.; 극 자외선(Extreme ultra-violet, EUV) 리소그래피 기술은 반도체 소자의 집적도가 증가함에 따라 공정의 단순화와 비용절감 측면에서 주목받고 있다. 극 자외선 리소그래피 기술은 기존의 포토리소그래피(Photolithography)와 달리 13.5 nm의 매우 짧은 파장을 사용하여 1X nm 이하의 높은 해상력을 지니고 있으나, 패터닝 측면에서 비 이상적 광학계 구성에 의한 수차(Aberration)의 민감도가 매우 크다. 또한, 높은 흡수율로 인해 반사형 광학계를 사용함으로써 마스크 내에서 휘어진 노광 슬릿의 방위각에 따라 패터닝 결과가 달라지는 슬릿 효과(Slit effect)를 지니고 있다. 극 자외선 리소그래피에서 이 두 가지 요인은 마스크 슬릿 내에서 선폭 균일도(CD uniformity)를 저하시키게 된다. 이상적인 파면으로부터 광학계에 의한 파면 오류(Wavefront error, WE)는 광 경로차(Optical path difference, OPD)를 의미하고, 이는 이미지의 왜곡 즉, 수차에 기인한다. 전사 시스템에서 공간에 따른 복잡한 파면 오류 분포는 제르니케 다항식(Zernike polynomial, ZP)을 통해 저차항 및 고차항의 방사형 대칭 또는 비대칭 수차로 정의한다. 각 수차들은 그 파면 오류 분포에 따라 패터닝에 상이한 영향을 끼친다. 본 논문에서는 리소그래피 전산모사를 활용하여 패턴 방향에 따라 제르니케 주요 수차 (Primary aberration)를 구성하는 3 차 비점수차(Astigmatism), 코마수차(Coma), 그리고 구면수차(Spherical aberration)에 의한 패터닝 왜곡을 해석하였다. 슬릿의 중심에서 비점수차에 의한 H-V(Horizontal-vertical) bias와 코마수차의 CD 차이, 구면수차에 의한 선폭 변화량은 국부적 선폭 불균일도에 기여하며, 양산에 적용 예정인 극 자외선 리소그래피 장비의 파면 오류 성능을 바탕으로 슬릿 중심에서 발생하는 국부적 선폭 불균일도는 비점수차에 의해 최대 약 0.32 nm, 코마수차에 의해 최대 0.35 nm, 그리고 구면수차에 의해 최대 약 0.12 nm가 발생할 수 있음을 평가하였다. 또한 마스크 노광 슬릿 내에서 슬릿 효과와 수차에 의한 전체 선폭 불균일도를 평가함으로써, 극 자외선 리소그래피 노광 공정에서 주어진 장비의 파면 오류 성능에 대하여 수차에 의해 발생할 수 있는 선폭 불균일도와 실제 노광 공정에서의 기여도를 확인하였다.
