Abstract
본 연구에서는 이차원 반도체와 금속 접합에서의 위치 및 시간에 따른 광생성 전류 분석을 통해 MoS2 광전자 소자에서 나타나는 광반응 메커니즘들에 대해 비교했다. MoS2에서 뚜렷하게 보이는 photoconductive (PC)와 photo-thermoelectric (PTE) 효과 간의 상호작용에 대해 분석을 수행했다. PC효과에 의해 생성되는 광전류는 높은 Responsivity를 보이는 반면, PTE 효과에 의한 광전류는 높은 on/ff ratio와 빠른 반응을 보였다. 느린 PC 반응은 MoS2 채널에 있는 트랩 상태가 광으로 생긴 전하 케리어를 붙잡는 다는 것을 의미한다. 반대로 PTE 효과는 이러한 트랩과 독립적으로 작동하는 핫 캐리어가 높은 속도로 채널을 횡단하여 빠른 광반응을 보인다. 본 연구는 PC와 PTE 효과를 제어하여 광전자 소자를 설계하고 성능을 최적화하는 것에 대해 가이드라인을 제공한다.|I conducted a comparative investigation of the photocurrent generation mechanisms in MoS2 photodetectors by analyzing spatial- and time-resolved photo- generated currents across two-dimensional semiconductor and metal junctions. Our research revealed distinct responses in MoS2 photodetectors that are attributed primarily to the interplay between photoconductive (PC) and photo-thermoelectric (PTE) effects. The PC-driven photocurrents exhibited higher photo-responsivity, whereas the PTE-driven photocurrents demonstrated a higher on/off ratio and faster response. Slower PC response suggests the presence of trap states in the MoS2 channel, capturing photo-generated charge carriers. In contrast, the PTE effect operated independently of these traps, enabling hot carriers to traverse the channel at high velocities, resulting in a swift photoresponse. These insights provide valuable guidance for designing photodetectors and optimizing their performance by controlling the PC and PTE effects.
