dc.description.abstractSiO2 및 SiN는 반도체 산업에서는 gate dielectric, Self-aligned double patterning (SADP)의 희생막, gate spacer 및 charge trapping layer 등등 많은 용도로 사용되는 물질이다. 고성능 반도체 소자를 제작하기 위한 다양한 공정이 도입되면서, 낮은 thermal budget 요구되고 이로 인한, 저온 SiO2 및 SiN ALD 공정이 요구되고 있다. 현 저온 SiO2 및 SiN ALD공정은 Capacitively coupled plasma (CCP)를 이용한 direct PEALD를 통해 해결하고 있었으나, 고종횡비 및 3차원 구조의 소자가가 적용되면서 direct plasma의 강한 plasma 방향성 및 plasma damage로 좋지 못한 step coverage가 문제되고 있다. 본 연구는 상기 이슈를 해결하기 위해 다양한 신규 Si 전구체 및 신규 N source를 적용하여 thermal ALD를 이용한 SiO2, SiN 공정개발 연구를 하였다. 또한 부족한 thermal energy를 보조해주기 위해 plasma 방향성 이 적은 remote PEALD 연구를 진행하였다. 대표적인 remote plasma source로는 Inductively coupled plasma(ICP)를 적용하였으나, quartz 로부터 발생하는 oxygen contamination을 확인하였으며, 이를 개선하기위해 metal로 이루어진 hollow cathode plasma를 이용하여 저온 고품질 SiN박막을 성공적으로 성장시켰다. Thermal ALD를 이용한 저온 SiO2 공정은 activation energy가 낮은 신규 Si 전구체가 필요하다. 신규 Si전구체는 상용 Si 전구체로 널리 사용되고 있는 DIPAS를 개량하하여 DIPAS의 main dissociation site인 Si-N 보다 낮은, Si-Si bonding을 갖는 BDIPADS이다. 자세한 내용은 chapter 2 에서 다루었다. SiNx 공정연구에 있어, N source에 대한 연구는 매우 부족하다. 대부분의 N source는 고순도 N2, NH3를 사용하고있다. 하지만 N2는 대표적인 비활성기체로, dissociation energy가 높아 N2 plasma를 통해 N source로 사용하고있다. NH3 gas는 몇몇 Si 전구체에서 고온(400도 이상) 에서 SiN 성장을 하나, 박막의 품질 좋지못하여 역시 plasma 공정을 필요로 한다. Thermal ALD 공정을 통해 SiN 박막을 성장시키기 위해서는 강한 질화제인 N2H4 (hydrazine) 의 도입이 필요하다. 일반적인 N2H4은 H2O가 첨가되어 있어 박막 내 O contamination이 발생할 수 있다. 이로 인해 무수 hydrazine이 요구되는데, 이는 로켓 연료 또는 제트기 연료로 사용될 정도로 높은 가연성 및 폭발성으로 인해 산업에서 사용이 어려움이 있다. 상기 문제점을 해결하기위해 기화되지 않는 안전 용매를 주입한 BRUTE hydrazine과 Si 전구체인 HCDS를 이용하여 thermal ALD를 통해 SiNx박막을 약 300도에서 성장 시켰다. 자세한 사항은 chapter 3에 기술하였다. Thermal ALD의 부족한 reaction energy를 보완하기위한, plasma 공정은 필요하다. 기존 direct plasma의 강한 plasma 방향성으로 발생하는 고종횡비 구조 및 3차원 구조의 낮은 step coverage를 개선하기위해서는, plasma 방향성이 비교적 적은 remote PEALD에 대한 연구가 필요하다. Chapter 4에서는 remote plasma source로 가장 많이 사용하는 Inductive coupled plasma source와 신규 Si 전구체인, isopropyl disilylamine (IPDSA)를 이용하여 높은 성장률 (0.25nm/cycle)을 갖는 SiON 공정을 개발하였다. ICP plasma source를 통해 종횡비 25:1 구조에서 100% step coverage를 확인하였으며, 기존 DIPAS 대비 10배 높은 성장률을 갖는 SiON공정을 확인하였다. (Chapter 4.) 상기 ICP를 이용한 경우 quarts부터의 oxygen contamination이 발생하여, N/Si ratio가 낮은 SiON 박막이 성장하게 된다. 이를 개선하기 위해, quartz가 없는 all metal plasma source인 hollow cathode plasma source(HCP)를 통해 remote PEALD를 구현하였다.(Chapter 1.) 이를 통해 oxygen contamination이 없는 HCP plasma source를 사용시, 고품질 SiNx 박막을 성장 하였다. 자세한 사항은 chapter 5에 기술하였다.; SiO2 and SiNx are used in many applications such as gate dielectric, self-aligned double patterning (SADP) sacrificial layer, gate spacer and charge trapping layer in the semiconductor industry. With the introduction of various processes for fabrication of high-performance semiconductor devices, a low thermal budget is required, resulting in a demand for low-temperature SiO2 and SiNx ALD processes. At present low-temperature SiO2 and SiN ALD processes are achieved through direct PEALD using capacitively coupled plasma (CCP). However, in order to meet high performance recently, high aspect ratio and three-dimensional structures are being used in devices. Nonetheless, this process is plagued with poor step coverage due to strong plasma directivity and have pernicious effect on substrate surface due to direct contact with plasma. To resolve aforementioned issues, we have developed SiO2 and SiNx processes by utilizing thermal ALD (plasma free) with the aid of newly developed highly reactive Si precursors and N sources. Additionally, we conducted remote PEALD studies with less plasma directionality to compensate the insufficient thermal energy. Inductively coupled plasma (ICP) was applied as a typical remote plasma source, however we analyzed that, this process has oxygen contamination issue which arise from quartz. To address this issue, we opted hollow cathode plasma methodology at low temperature, that yielded high quality conformal SiNx thin film. The low-temperature SiO2 process using thermal ALD requires a new Si precursor with low activation energy. The new Si precursor, we utilized for our study is BDIPADS with Si-Si bonding, which has lower activation energy than DIPAS (Si-N). For more information, see Chapter 2. In SiNx process studies, regrettably, there are limited reports only on ‘N’ source mostly researchers addressed Si precursor. Mostly high purity N2 and NH3 gas is used as ‘N’ source. N2 is an inert gas and has a high dissociation energy, so typically N2 used with plasma process. The NH3 gas can form SiNx film at high temperature (over 400oC) in some Si precursors, but the quality of the film is poor therefore plasma process is recommended. Meanwhile, thermal ALD process could be used to grow high quality SiNx thin film by supplying strong nitriding precursor like N2H4 hydrazine. However, hydrazine has some inherent issues like, presence of small H2O impurity in N2H4 contaminate deposited film with oxygen. Hence, anhydrous hydrazine is required, which is difficult to use due to its high ignitability, which is commonly used as rocket fuel. To reduce high flammability and explosiveness, BRUTE hydrazine was injected with a non-vaporized safety solvent. (Chapter 1.3) We used HCDS and BRUTE Hydrazine to grow SiNx thin films at 300 ° C through thermal ALD. Details are given in chapter 3. A plasma process is needed to compensate for the insufficient reaction energy of thermal ALD. In order to improve the step coverage of high aspect ratio structure and the three-dimensional structure, generated by the strong plasma directivity of the existing direct plasma, Research on remote PEALD with relatively low plasma directionality is needed. In Chapter 4, There are studied a SiON process with a high growth rate (0.25 nm / cycle) using an inductively coupled plasma(ICP) source, which is the most widely used remote plasma source, and isopropyl disilylamine (IPDSA), as a new Si precursor. Through ICP remote PEALD, 100% step coverage was confirmed at 25: 1 aspect ratio, and SiON process with 10 times higher growth rate than existing DIPAS was confirmed. (Chapter 4) When ICP is used, oxygen contamination from quartz occurs, therefore SiON thin film with low N/Si ratio grows. To improve this, remote PEALD was implemented through a hollow cathode plasma source (HCP), an all metal plasma source without quartz. HCP plasma source was used to grow high quality SiN thin films. Details are given in Chapter 5.-
